Properties of tantalum pentoxide (Ta2O5) obtained by plasma assisted deposition using a TaF5 source

英文摘要Tantalum pentoxide thin films were deposited by plasma enhanced chemical vapour deposition, using a TaF5 source, and a microwave excited H-2/O-2 plasma. Physical and electrical measurements were carried out on samples produced using different deposition conditions. Optimal microwave power and H-2 how rate during deposition were determined. The presence of fluorine in the deposited films was detected by Rutherford backscattering spectroscopy. Its concentration was determined. Measurements of the bond polarisability as a function of F concentration indicated that it is in oxygen replacement sites as opposed to interstitial. (C) 1999 Elsevier Science B.V.
