英文摘要 | PURPOSE:To change currents injected into a modulating region, and to modulate frequency efficiently by using a semiconductor laser element with a laser region, in which a diffraction grating is formed along an active layer, and an optical guide layer optically coupled with the active layer as a light source. CONSTITUTION:A laser region 22 is biassed at a fixed value larger than an oscillating threshold, and a signal from a signal generator 13 is transmitted over a modulating region 23 through a modulating circuit 12, thus modulating frequency. The efficiency of frequency modulation in the modulating region 23 is improved, and there is no dependency of modulation frequency in modulation characteristics. A NRZ random signal of 100Mb/s is generated in the signal generator 13, and transmitted over the modulating region 23 through the modulating circuit 12, thus conducting binary FM modulation. Optical frequency is discriminated and detected directly by passing output beams to be modulated 24 from an integrated type semiconductor laser element 21 through a Fabry-Perot-etalon at that time, and an output waveform is observed. A modulation waveform is regenerated approximately accurately in the waveform acquired, and there is no waveform strain due to frequency modulation in the modulating region 23. Accordingly, laser-light direct frequency modulation in which there is no waveform deterioration in modulation lights can be conducted. |
