| 英文摘要 | PURPOSE: To provide a semiconductor diode laser which can be coupled well with an optical fiber while reducing absorption of laser radiation by a monitor diode. CONSTITUTION: The semiconductor diode laser comprises a substrate 4 and a semiconductor body having a multilayer structure 5 which includes a monitor diode 2 comprising an active layer 6 for generating laser radiation, and a pn junction 7. The monitor diode 2 is isolated from the diode laser by a trench 10 extending into the substrate 4 and the semiconductor diode laser having an edge defined by the wall part of the trench 10 is located on the side for radiating a main beam toward the trench 10 and the monitor diode 2 with the active layer 6 extending over a part, preferably 20%, of the length of the monitor diode. The length of the monitor diode for absorbing the radiation beam is preferably set shorter than the absorption length of the radiation beam. |
