| 英文摘要 | PURPOSE:To facilitate the integration of a semiconductor pulser by a method wherein a saturable absorption region is provided at one part of a waveguide having the gain of a semiconductor ring resonator, waveguides for coupling use are provided at one part of the ring resonator and an antireflection film is provided on the edge faces of the waveguides for coupling use. CONSTITUTION:When a forward current is made to flow through an electrode 5 to bleach a saturable absorption region and a laser reaches the state of an oscillation, right-handed and left-handed oscillation lights are respectively outputted from two coupling waveguides 6. As an antireflection film 9 is applied on the edge faces of the waveguides 6, a composite cavity using the waveguides 6 is not constituted and the oscillation is shifted to an oscillation in a multimode using a ring cavity only in the interior of the laser. The laser becomes the so-called CPM(Colliding Pulse Mode) laser that the right-handed and left-handed oscillation lights collide with each other at the saturable absorption region. Thereby, a drive current of a semiconductor pulser can be reduced and the integration of the pulser is facilitated. |
