英文摘要PURPOSE:To allow the increase in the change width of selective wavelengths by utilization of QCSE and the free change of the selective wavelength region and to facilitate designing by providing plural kinds of wells having different base energy levels in the multiple quantum well structure of a waveguide layer. CONSTITUTION:The waveguide layer consists of the multiple quantum well structure and a grating 6 is formed on this multiple quantum well structure. This waveguide layer is provided with at least two electrodes which are sandwiched by semiconductors of a p type and n type into a pin structure and are so formed as to be reverse biased. Further, this layer has plural kinds of the wells having the base energy levels varying in the multiple quantum well structure. For example, at least one well of the multiple quantum well structure layer 4 is deepened to lower the base level energy so as to generate the recombination of carriers mainly with this well at the time of current implantation. The waveguide region where a gain is sufficiently obtd. is made longer in this way and is mated with the wavelength region where the change in the refractive index by the Stark effect (QCSE) to confine the quantum in the other well of the circumference is made larger.
