英文摘要PURPOSE:To obtain a semiconductor optical modulator which performs fast modulation without increasing a modulating voltage by increasing the carrier density of a clad layer adjoining to an optical waveguide layer toward P-N junction or Schottky junction. CONSTITUTION:A lower clad layer 8 is formed increasing in carrier density from the side of an InP substrate 1 to the optical waveguide layer 3. Thus, the carrier density of the lower clad layer 8 is varied to applying an electric field to the whole of the lower clad layer 8 without increasing the modulating voltage even if the lower clad layer 8 is increased in layer thickness, thereby increasing the width W of a depletion layer. The size of the P-N junction capacity decrease in inverse proportion to the width W of the depletion layer, so high-speed modulation is performed without increasing a reverse voltage.
