英文摘要PURPOSE:To obtain a mode synchronism optical pulse string, which is useful as a master oscillator in optical communication and a light source for spectral experiment use and has a pulse width of 5 pico seconds or shorter, simply, in such a way as to be able to handle easily and at low cost. CONSTITUTION:A laser resonator is constituted of distributed Bragg reflective regions 18a and 18b and an active layer 12. A non-linear external resonator is constituted of the region 18b, a distributed Bragg reflective region 18c and an absorption region 20. The optical lengths of both resonators are made equal to each other. When a current of a threshold current or higher is made to flow through an active region 19 and a current of the threshold current or lower is made to flow through the region 20, a pulse mode synchronism starts and an optical pulse is obtained. Moreover, both currents are modulated in synchronization with an optical revolution time and may be set in a forced mode synchronism. A mode synchronism optical pulse string having a pulse width of 5 pico seconds or shorter and a repeat frequency of 66 G Hz is obtained.
