英文摘要PURPOSE:To easily obtain a laser pulse light having sufficiently short time width by forming first and second Fabry-Perot reflecting surfaces on first and second end faces of a semiconductor laminate, and providing first and second semiconductor regions having second semiconductor layers disposed thereon and different energy band gaps from each other. CONSTITUTION:Fabry-Perot reflecting surfaces 20A, 20B are formed, a semiconductor layer 12 of a semiconductor laminate 10 is arranged to be connected in a direction for coupling the surfaces 20A, 20B and semiconductor regions 12A, 12B having different energy band gaps from each other are formed on end faces 10A, 10B of the laminate 10. Further, electrodes 23A, 23B opposed to the regions 12A, 12B of the layer 12 are provided on one main surface 10a of the laminate 10. An electrode layer 24 is provided on the other main surface 10a opposed to the main surface 10a of the layer 10.
