英文摘要PURPOSE:To make bias current close to optical output fall threshold current to provide high speed operation and eliminate need of a control circuit for resetting with respect to bistable semiconductor laser which is one of necessary optical threshold elements for optical signal processing and with respect to an optical signal processor. CONSTITUTION:In bi-stable semiconductor laser having a saturable absorption region 8, the bi-stable semiconductor laser is included wherein a carrier extracting electrode 7 is formed on a part of a surface of semiconductor layers 1 to 4 on the saturable absorption region 8 where current is not implanted and also an electrode formed on an opposite surface to the above carrier extracting electrode 7 of the semiconductor layers 1 to 4 and the above carrier extracting electrode 7 are coupled to each other directly or via a resistor.
