英文摘要PURPOSE:To largely change an oscillation threshold current to the fine change of the reflectance, etc., of a semiconductor laser and a substance to be measured and to improve sensitivity for detecting a signal by using a quantum well as the active layer of the semiconductor laser in a photosensor in which the substance to be measured is used as the external mirror of the semiconductor laser. CONSTITUTION:The quantum well is used as the active layer of the semiconductor laser 4. By irraditing an optical recording medium 5 with laser light from the semiconductor laser 4, the medium 5 acts as the external mirror for the laser 4 and compound resonance occurs between the laser 4 and the medium 5. Then, the range of normalization current I-Ifh where signal modulation degree M is kept at >=0.9, in the case of the quantum well, becomes 2.6 times as large as that in the case of double heterodyne. Thus, the large change of output is obtained as to a substance which has the minute difference of reflectance or a substance which has fine ruggedness, thereby improving the sensitivity.
