英文摘要PURPOSE:To improve on high frequency modulation characteristics by a method wherein a light-emitting element metal stem is rendered low in impedance at high frequencies before it is grounded. CONSTITUTION:A modulation signal current applied to a signal input terminal 14 flows through a laser 17 and then through a parallel circuit of a grounding medium 18 of an electrical impedance ZS and an electronic cooling element 19 of an electrical impedance ZP before it is grounded to a case 1b. When the impedance ZS of the medium 18 is larger than the impedance ZP of the cooling means 19, the high frequency component of the modulation signal current goes into the cooling element 19 for the generation of resonance. Even at high frequencies, if the impedance ZS is smaller than the impedance ZP, resonance is suppressed in the parallel circuit. This design improves on a light-emitting element module in terms of its high speed modulation characteristics, enabling a 2-3dB/s modulation to be effected.
