英文摘要PURPOSE:To instantaneously control the temperature of a light emitting element section and to enable the modulation of the wavelength of an optical signal through a circuit of simple structure by a method wherein a temperature control section and the light emitting element section are formed on the same substrate. CONSTITUTION:A p-type substrate 107 is formed on a conductive common electrode 103, and a light emitting element section 121 and a temperature control section 131 are provided onto the common substrate 107 as being electrically isolated from each other. And, a light emitting current is applied to an electrode 11 from a power source 71, laser rays of required wavelength are outputted from the element section 121 of a laser chip 101, and when a modulation signal current is applied to an electrode 119b of the control section 131 through the intermediary of an electrode 13, the control section 131 instantaneously releases heat, the heat is conducted to the substrate 107, and a double hetero-junction of the element section 121 is heated. By this setup, modulation is executed in the semiconductor laser element
