| 英文摘要 | A semiconductor laser is composed of an n-type GaAs substrate (101), an active layer (104), and a pair of clad layers sandwiching the layer (104). A spacer layer (105) and a saturable absorption layer (106) are provided adjacent to the active layer (104). The thickness of the spacer layer (106) is controlled so that the carrier life of the layer (106) can be prolonged and a highly reliable self-oscillation type layer can be obtained. |
