| 英文摘要 | PURPOSE:To obtain a sufficiently steep threshold value characteristic as the differential characteristic of an output to an input by forming part of an active layer as an absorption area wherein oscillation light is absorbed without current excitation. CONSTITUTION:Light is made incident at right angles to the optical waveguide directions of active layers 13-1, 13-2 on a semiconductor laser excited with a current and parts of the active layers 13-1 and 13-2 are formed as absorption areas wherein the oscillation light is absorbed without current excitaion. Thus, the absorption areas are provided to decrease or increase absorption loss suddently. Consequently, the steep differentiation characteristic or optical bista ble characteristic by the absorption area introduction into the semiconductor can be superposed upon oscillation extinction effect and the steep threshold value characteristic of the output to the input is obtained. |
