英文摘要PURPOSE:To provide a semiconductor optical amplifier device with a flat amplification factor characteristic with respect to wavelengths. CONSTITUTION:There are provided a single or a plurality of refractive index changing parts in the middle of the direction of light propagation of one or both of active layers 3a, 3b and optical waveguides 2a, 2b, 4a, 4b. Composite resonators are formed among the foregoing refractive index changing parts by allowing those portions to be optically coupled. In this case, electrodes 6a, 6b are provided on each composite resonator and the resonance peaks of those resonators can independently be controlled by currents injected through the positive electrodes.
