英文摘要 | PURPOSE:To obtain the semiconductor variable wavelength filter which has narrow transmission band width and a large quenching ratio and does not vary in filter characteristics greatly by forming a diffraction grating on a semiconductor surface along stripes in a light guide area and also forming a (p) and an (n) type semiconductor layer on both surfaces of the light guide area. CONSTITUTION:This is a waveguide type semiconductor wavelength filter which utilizes the wavelength selectivity of the diffraction grating and the diffraction grating 190 is formed on the surface of the stripped optical waveguide area consisting of a light guide layer 130 and a clad layer 140. On both sides of the light guide area, a p type area 100 and an n type area 200 which enable the lateral injection of a current into the light guide layer 130 and have wider forbidden band width than the light guide layer 130 are provided. A substrate 110 uses a semi-insulating semiconductor substrate, so the current is injected effectively into only the light guide layer 130 laterally. Then the light guide layer 130 varies in refractive index with the injected current and the effective diffraction grating 190 varies in period, so that the transmission wavelength varies. |
