| 英文摘要 | PURPOSE:To obtain a photoreceptor which is hardly deteriorated by a reverse current and has high reliability by forming a guard ring made of polysilicon on the surface of the photoreceptor. CONSTITUTION:A guard ring 21 made of conductive polysilicon is formed on the outer periphery of an exposed p type region 17 and an insulating film 18. Since the ring 21 is conductive and contacted with the region 17, it performs as a role of setting the film 18 to the equal potential to a semiconductor substrate 13. Accordingly, even if the film 18 is deteriorated, no mobile ions remains in the boundary between an epitaxial layer 14 and the film 18 to prevent the surface of the layer 14 from inverting to eliminate the increase in the reverse current. As a result, the deterioration of the photoreceiving characteristic due to the reverse current increase of the photoreceptor 6 can be prevented. |
