英文摘要PURPOSE:To easily self-excited oscillate a laser with high output and low noise and to strengthen against return noise by forming a high reflection film in a monitor side optical output end state of a cleaved surface having an emitting light end including a saturable absorption region of a partial region formed thickly of a mesalike ring clad layer and a monitor side optical output end in the same plane. CONSTITUTION:Since both sides of a mesa ring are covered with current block layers 28, carrier to be injected from a P-type electrode 29 is injected only at the center of a mesa, an active layer 24 has a quantum well structure, a differentiated quantum gain becomes abrupt, and an element having excellent temperature characteristic can be realized in a high efficiency. A p-type clad layer 26 in which a position where the band 32 of a ring coupling is removed, protrudes, is cleaved at the center, an optical output side end g1 and a monitor side optical output end g2 are formed on the same cleaved surface, and its interval is separated by 100 times or more of its wavelength. The cleaved end (g) is formed with a high reflectivity coating film 30, the quantity of a return light to be incident through a monitor side can be ignored, a saturable absorption region to easily become an output surface is provided at the monitor side to be easily self-excited oscillated.
