英文摘要A semiconductor optical amplifier 1 comprises a plurality of semiconductor optical amplifier stages 2 which are integrated in series along a waveguide 7 in a single semiconductor chip 6. Each semiconductor optical amplifier stage 2 may have respective electrical contacts 10, 11-13 for supplying a drive current across the respective semiconductor optical amplifier stage 2. A control circuit 4 controls the drive current of each semiconductor optical amplifier stage 2 to provide a desired overall gain. Over a predetermined operating range for the overall gain at the ends of which range the semiconductor optical amplifier stages 2 each have a respective minimum and maximum operating gain, the gain of each semiconductor optical amplifier stage 2 along a direction of signal propagation along the waveguide 7 is changed between its respective minimum and maximum operating gains over a successively higher portion of the predetermined operating range for the overall gain. A semiconductor optical amplifier in which at least one electrical contact for each stage of the amplifier is electrically isolated from the electrical contacts of the other semiconductor amplifier stages to allow independent control of drive current across each semiconductor amplifier stage is also disclosed.
