| 英文摘要 | The present invention relates to a VCSEL which at least comprises on a substrate (1) a first and a second mirror stack (2, 3) forming a resonant cavity, an active region (4) sandwiched between said first and said second mirror stack (2, 3), and a current aperture layer (5) defining a current confinement aperture (6). The current confinement aperture (6) extends at least partly around a central electrically insulating area (7) of said current aperture layer (5). The proposed VCSEL avoids or at least reduces the risk of current crowding, lowers the thermal resistance and enables the generation of ring-shaped beam profiles in the far field. A central hole ( 9 ) may be etched in the second mirror stack (3) to allow for wet oxidation of the current aperture layer (5) from two sides resulting in an annular current confinement aperture (6). |
