| 英文摘要 | A wirebond protector 100 has an elongated shape that allows mounting of a substrate 120 which comprises at least one semiconductor die 122, at least one conducting portion and an elongated array of wirebonds 116 which attach to pads on the semiconductor die 122 and connect the semiconductor dies 122 to the conducting portion of the substrate; the wirebond protector being provided with an interior cavity 114 which is bounded by the top wall 102 and the side wall 104, is shaped to accept the elongated array of wirebonds 116 and to at least partially cover the array of wirebonds 116. The microelectronic device being used for optical communication applications which comprise the use of optical signals over optical fibre. The semiconductor dies 122 can comprise a suitable type of device known in the art, such as optical transmitters (e.g. VCSELs) and receivers (e.g. photodiodes). |
