英文摘要PURPOSE:To enable parallel low speed reading of ultrahigh speed optical pulses by using bias light, writing optical pulse, data optical pulse as exciting light waves, mixing four waves nonlinearly, amplifying them, feeding them to a nonlinear Fabry-Perot optical bistable element, and detecting the transmitted light. CONSTITUTION:A GaAlAs-GaAs distribution feedback type semiconductor laser 12 is laminated on a substrate 1 On the laser 12 a semiinsulating GaAlAs bufer layer 13 and on this layer, a GaAlAs-GaAs superlattice nonlinear medium 14 are formed, and further, the like buffer layer 15 is formed, layer 15 is formed. The medium 14 forms an optical waveguide for propagating data optical pulse and writing optical pulse in the lateral direction. On the layer 15, an optical bistable device 16 is formed consisting of GaAs-AlAs plug reflectors 161, 162, and a GaAlAs-GaAs superlattice nonlinear medium 163 inserted between them, and further, a photodiode 18 is formed by the medium of a buffer layer 17. Such a parallel arrangement of these unit elements permits parallel low speed reading of serialized ultrahigh speed optical pulse data at intervals of few pS.
