| 英文摘要 | PURPOSE:To obtain 8-way light output and to make bistable operation by forming optical waveguides one of which is in an excitation region on the main and rear surfaces of a semiconductor substrate, working part of each waveguide to 45 deg. with the waveguides and providing reflecting films and resonators laminated with substrates to the worked surfaces. CONSTITUTION:n-InP2, n-InGaAsP3, p-InP4, p-InGaAsP5 are successively grown on an M-InP substrate 1 having about 360mum thickness to form mesa and thereafter a current blocking layer is grown thereon. The substrate 1 is then polished to about 100mum thickness and n-InP6, n-InGaAsP7, n-InP8, n-InGaAsP9 are successively grown on the polished surface to form mesa. The mesa is embedded by an n-InP layer. Electrodes 10, 11 are attached thereto and are further etched to about 45 deg. angle, thus forming a reflecting coat film consisting of SiO212, 14, 16, 18 and Si13, 15, 17, 19. The light emitted in an optical waveguide 3 which is the excitation region is conducted to an optical waveguide 7 which is the non- excitation region in the above-mentioned way to obtain 8-way light output. The bistable operation is thus made possible. |
