| 英文摘要 | PURPOSE:To obtain necessary gains and saturation power and to reduce noise generation by independently controlling density of carriers to be confined in the part of an induced emission light output side and in the part of an external light input side respectively. CONSTITUTION:For instance, in a semiconductor laser body 1, an electrode 3 is provided being partitioned in two of 3a and 3b. Thereby, a bias current can be independently supplied to the signal light input side 2a and the output side 2b of an active layer 2 respectively thus to be able to operate for realizing necessary gains and saturation output. Further, a region 2a and a region 2b of the active layer 2 are made to be different in width respectively, whereby measurements suitable for improvement of functions to be shared by respective regions, that is, ensurement of the gains and improvement of saturation output, for instance, when the thickness in the lamination is 0.1mum, width of the input side shall be 5mum and width of the output side 0mum. Further, the whole length of the active layer shall be 30mum and a material shall be InGaAsP when wavelength of signal light is 3mum or 55mum. In place of having width fixed and breadth changed, breadth can be constant and thickness can be changed. |
