英文摘要PURPOSE:To inhibit oscillation resulting in a Fabry-Perot mode approximately completely by obliquely forming an end surface on the reverse side of an optical projecting surface to an optical waveguide. CONSTITUTION:An end surface 21 on the reverse side of an optical projecting surface 20 is formed in the direction vertical to the bottom of a substrate 21 and oblique to the longitudinal direction of an active layer 13 or formed at angles except verticality not only in the longitudinal direction but also to the bottom of the substrate The end surface 21 is roughened intentionally and shaped. Since the end surface 21 is roughened and formed obliquely, oscillation by a Fabry-Perot mode in the active layer 13 can be inhibited approximately completely. An angle theta between the end surface 21 and an optical waveguide is brought to one where the Fabry-Perot mode is difficult to be generated.
