英文摘要 | PURPOSE:To drive a semiconductor laser alternatively, and to lengthen life and improve reliability by forming a photodiode on an InGaAsP substrate, a waveguide with a Y-shaped branch 3 on the photodiode and the laser at the starting end of the waveguide. CONSTITUTION:A photodiode for detection is formed by P-InGaAsP 11 and N- InP 12, and an N-InGaAsP active layer 13 and P-InP 14 are superposed, thus forming a laser diode. N-InGaAsP 15 and N-InP 16 are shaped on a section etched along a line MNL, and the waveguide layer 15 is connected to the end surface of the active layer 13. A lattice 20 is formed to the layer 16, and the layers 14, 13, 12 are etched up to the layer 12, thus forming a Y-shaped branch 3. P-InP 17 and N-InP 18 are superposed on etched sections, and electrodes A-D are attached. A switch S is closed alternatively, one laser element is driven, the stoppage of light emission or the lowering of intensity is detected by the photodiode and the switch is changed over, and a system is worked while similarly monitoring a spare laser. According to the constitution, the life of an InGaAsP group or GaAlAs group light-emitting element can be lengthened and its reliability improved. |
