| 英文摘要 | PURPOSE:To stabilize the lateral mode without fail by forming the sufficiently concave and convex parts in the region outside the stripe region in an active layer, and scattering the generated light. CONSTITUTION:A groove 1'' is formed at the location other than the stripe region of a substrate 1, and a clad layer 2, an active layer 3, a clad layer 4, and a connecting layer 5 are epitaxially grown continuously on the substrate. Thus, fine, convex and concave parts sufficient to scatter the light and to cause the loss are formed on the region outside the stripe region on the active layer 3. In this constitution, since the light outside the stripe region becomes the scattered loss, the lateral mode is stabilized. Even though the shoulder part of the groove 1' is drooped by the melt back in growing the clad layer 2, this is not related to scattered loss. Therefore, the device whose shoulder is drooped can be operated normally. |
