| 英文摘要 | PURPOSE:To enable selective radiation with a single pattern or two patterns by a method wherein a couping control electrode that controls the photo coupling of optical wave guides is formed between light emitting electrodes on one main surface. CONSTITUTION:On the main surface of a semiconductor laminated body 8, the coupling control electrodes H12-H(n-1)n that control the photo coupling between the optical wave guides Gl and Gn between the light emitting electrodes El and En. With such a construction, laser beams can be obtained respectively with the optical wave guides Gl-Gn by connection of a light emitting power source using the electrode F side as the positive polarity between the electrodes El-En and the electrode F. When a control current using the electrode F as the positive polarity is passed between the electrodes H12-H(n-1)n and the electrode F, the state of photo coupling between the wave guides Gi and Gi+1 is controlled; therefore either of the radiation with a single pattern or with two patterns can be stably obtained. Further, similar action and effect can be obtained by use of the electrode F side as the negative. |
