英文摘要PURPOSE:To enhance the intensity of an exciting laser light in an optical waveguide and to obtain an integrated secondary harmonic wave generating device having a high conversion efficiency by disposing a laser resonator and the waveguide having a superlattice structure in the same plane. CONSTITUTION:Part 2' of a N-type InyGaryAs layer 2 MOCVD-epitaxially grown on an N-type GaAs substrate 1 is an active layer doped in P-type by Zn diffusing to generate a laser oscillation. A ZnS/ZnSe superlattice epitaxial layer 3 is formed with an optical waveguide. Cleaved faces 6, 7 are parallel to each other to form opposed reflecting mirrors. A laser light resonator is composed of the face 6, the P-type InyGaryAs layer 2', the optical waveguide 3 and the mirror 7. SHG is generated in the waveguide 3. The SHG light is transmitted through the mirror 7 and radiated externally.
