| 英文摘要 | PURPOSE:To enable a semiconductor laser element to be enhanced in luminous efficiency and output by a method wherein the semiconductor laser element is restrained from increasing in heat release value. CONSTITUTION:A clad layer 3, an active layer 4, and clad layers 5a and 5b are successively laminated on a semiconductor substrate 1 to constitute a semiconductor laser element, where carrier is distributed in the part of the clad layers 5a and 5b on a current injection side and kept low in concentration on the active layer 4 side and made to become higher in concentration as it recedes from the active layer 4. |
