英文摘要 | PURPOSE:To enable to interrupt the antisymmetrical modes and to selectively propagate the symmetrical modes only at the comparatively wide interwaveguide interval, and at the same time, to enable to oscillate in the symmetrical modes even under condition of not being interrupted by a method wherein the two waveguides respectively have a propagation constant as a mutually different element. CONSTITUTION:In a first waveguide 19 with a width of W1 and a second waveguide 20 with a width of W2, which are held between current stopping layers 5, the relation between the W1 and the W2 is W2>W The relation between the propagation constants beta1 and beta2, which are ones that the waveguides 19 and 20 respectively have as a mutually different element, becomes beta2>beta1, the coupling of both waveguides is increased according to the reduction of an interwaveguide interval S and the difference between the beta1 and the beta2 becomes larger. However, as there exists a difference between the beta1 and the beta2 from the first, the difference beta2-beta1 between the propagation constants of the two natural modes to the constant interwaveguide interval S is large. Moreover, in the electrical field distributions of the natural modes, the mode to correspond to the beta2 is a zero-order mode having a strong electric field to the wide second waveguide 20 and the mode to correspond to the beta1 is a primary mode having a strong antiphase electric field to the narrow first waveguide 19. By this way, the interwaveguide interval S capable of interrupting the natural modes a oscillate in an antiphase can be made wider, thereby enabling to simplify the manufacture of the laser, and moreover, the oscillation in the natural modes, which oscillates at the same phase, can be dominantly held. |
