| 英文摘要 | PURPOSE:To enable the variation of the resonance wavelength, and to enable the width of the oscillation spectrum to be made narrow by a method wherein a distributed feedback region is provided with an exciation electrode, and a region having no periodical structure with a wavelength control electrode, and its emission end surface is mirror-coated. CONSTITUTION:An InGaP active layer 2 is formed on an N-InP substrate 1 in the same manner as the formation of a normal distributed feedback laser. An optical guide layer 3 of InGaAsP is formed thereon, and a diffraction grating 4 is formed in the distributed feedback region 7, when no diffraction grating is formed at the region 8 having no periodical structure. A P-InP layer is formed thereon in the same manner as a normal distributed feedback laser, and further a P-InGaAsP cap layer is formed thereon; besides, the excitation electrode 5 and the wavelength control electrode 5' are formed thereon by evaporation with an Au series alloy. Thereafter, chemical or mechanical etching or mechanical polishing is carried out so that the region 7 and the region 8 having no periodical structure may be electrically independent; thereafter, the end surface is cleft, and the emission end surface 6 of the region 8 having no periodical structure is mirror-coated. |
