| 英文摘要 | PURPOSE:To enable to easily manufacture the titled element and to easily form the element into a microscopic type by a method wherein the element has an all-light-operated single structure and an electric wiring such as electrode is dispensed with in this structure. CONSTITUTION:This optical bistable element consists of an Al0.3Ga0.7As clad layer 2, an Al0.2Ga0.8 light guide layer 3, an Al0.3Ga0.7As clad layer 4 and a groove 5, which are formed on a GaAs substrate 1, and Al0.3Ga0.7As clad layers 6, 8 and 10, a saturable absorption layer 7, an Al0.2Ga0.8As light guide layer 9 and a resonator surface 11, which are laminated along the side surfaces and bottom surface of the groove 5. By this constitution, the photo input is efficiently incided in the quantum well layer 7 passing through the light guide layer 3 and the photo output makes a response bistably to the photo input because of the saturable absorption characteristics of the quantum well layer and the photo feedback from the resonator surface 1 Moreover, the photo input to transmit the saturable absorption layer is guided by the light guide layers 9 and 3 and is outputted with little radiation loss. |
