英文摘要PURPOSE:To reduce propagation loss due to the light absorption of a p type clad layer by forming a light guide layer which increases band gap size from the side of an n type substrate to the side of the p type clad layer and reducing the quantity of light leaking to the p type clad layer from the light guide layer. CONSTITUTION:The conduction type of the substrate 24 is type (n), the conduction type of the clad layer 28 is type (p), and the light guide layer 26 increases in band gap size from the side of the substrate 24 to the side of the clad layer 28. The light which is guided in this light guide layer 26 has the peak position of its electric field intensity distribution which deviates to the side of the substrate 24, and consequently the quantity of the light leaking to the p type clad layer 28 decreases, so that the absorption of the light by the clad layer 28 can be reduced. Consequently, the propagation loss can be reduced without providing any undoped clad layer, so a rise in phase modulating voltage is eliminated and even if the voltage rises, the increment can be decreased.
