CONSTITUTION:In a double heterostructure in which an n-type clad layer 2, an active layer 3, and a clad layer 4 made of Zn-doped AlGaInP are sequentially formed on an n-type GaAs substrate 1, Si is doped in the vicinity of the active layer in the p-type clad layer (layer 10). The Si-doped AlGaInP layer 10 prevents diffusion of Zn. |
