| 英文摘要 | With respect to a photoelectric conversion function device comprising a substrate of p type ZnTe single crystal and, superimposed thereon, a clad layer and an active layer satisfying the condition for capability of substantial lattice matching with the substrate, the composition of each of the layers, or in the instance of superlattice layers, the layer thickness ratio thereof has been determined so that the band gap of the clad layer is 0.30 eV or more greater than the band gap of the active layer, and, when the device is further provided with an optical guide layer, so that the band gap of the optical guide layer is 0.1 eV or more greater than the band gap of the active layer while the band gap of the clad layer is 0.30 eV or more greater than the band gap of the active layer and 0.20 eV or more greater than the band gap of the optical guide layer. |
