英文摘要PURPOSE:To enable a passive mode synchronization by integrating, both of a part for generating a double hetero-structure and a multiple quantum well which comes into a saturable material, into a single substrate in a monolithic manner, and by using a single external mirror. CONSTITUTION:A light emission part 1 of a DH structure and an MQW2 comprise GaAs/AlGaAs layers grown on a GaAs substrate. After forming a circular cone-like hole which reaches the part 1 of a DH structure, an electrode for implanting a current into the part 1 of DH structure and coating film 3, 4, are provided in the part 1 and the MQW2. In this device for generating a very short pulse laser beam, when making a forward bias current flow through the part 1 of a DH structure, a laser oscillation is generated in the resonator formed with the coating film 3 and a total reflection mirror 5. The output laser beam of this device is emitted from the surface of the coating film 3 to the outside. By both of a saturable absorption effect due to an exciton of the MQW2 and a gain saturation of the light emission part 1 of a DH structure, this laser oscillation comes into a passive mode synchronous oscillation, and a picosecond pulse is generated. Therefore, this device for generating a very short pulse laser beam comprises the small number of optical parts, and is comparatively strong against mechanical vibrations and further has excellent long time stability.
