英文摘要 | PURPOSE:To unnecessitate many power sources, etc., for the operation, constitute at low cost, unnecessitate complicated operation for adjusting each power source, etc., and obtain high saturated light intensity. CONSTITUTION:A part from the top of a second conductivity type electrode 26 to a second conductivity type contact layer 25 and the middle of the top of a second conductivity type clad layer 24 is separated in the parallel direction to an optical wave guide direction, and while the separated electrodes 26a-26e are kept at the same potential, an activating layer 22 is formed permitting the current density distribution to be higher monotonously in the light injecting direction. Amplification gain and light intensity distribution according to the current density is attained even by driving by a single power source, and a saturated level is attained on a light output terminal plane 22b allowing high light intensity. |
