| 英文摘要 | PURPOSE:To decrease the loss of light, by providing a groove for separating a light-emitting element and a light-receiving element having a common current- constricting layer provided on a common P-type InP substrate, and by dividing the current-constricting layer on the upper side of the optical path by means of this groove. CONSTITUTION:A P-type InP substrate 11 including a mesa-shaped portion 41 is provided thereon with an N-type InP block layer 13 and a P-type InP layer 15. V-shaped grooves 17 are formed therein so as to reach the substrate 1 A P-type InP clad layer 19, an InGaAs active layer 21, an N-type InP clad layer 23, a cap layer 25 and an upper electrode 27 are provided within the grooves 17 and on the layer 15, while a lower electrode 31 is provided on the bottom of the substrate 1 A groove 29 is formed by etching from the upper electrode 27 between the V-shaped grooves 17. The groove 29 is deep enough to divide the block layer 13, so that the light-emitting element 33 is separated from the light-receiving element. According to this construction, a part of the light emitted from the light-emitting region 21a is transmitted to the light- receiving region 21b through the layers 15 and 13 and the mesa-shaped portion 41, and therefore the loss of light can be decreased. |
