英文摘要PURPOSE:To suppress the deterioration of end faces of a resonator and improve the durability of an element, by increasing the width of a groove passing through an optical absorbing layer in the vicinity of at least one of the end faces of the resonator and widening the width of a stripe in an optical waveguide. CONSTITUTION:A clad layer 12, an active layer 13, and a clad layer 14 are laminated in order. Respective current bottleneck layers 15 which act as optical absorption layers are laminated at each side part in the lateral direction of the clad layer 14 and a through groove is formed in the shape of a stripe. As the current bottleneck layers 15 have through grooves where widths of the through groove are different at parts in the vicinity of respective end faces of a resonator and at a center part of it, the stripe is formed in such a way that it is wide at the parts near each end part and becomes narrow at the center part. The optical waveguide becomes wide in the width direction near the end faces of the resonator and then, the quantity of light which is absorbed by the current bottleneck layers 15 decreases and the quantity of heat generated due to optical absorption decreases. At the center part, the width in the direction of the optical waveguide becomes small and then, even though the laser oscillate with a high output power, a stable foundamental traverse mode is obtained.
