| 英文摘要 | PURPOSE:To enable the extraction of a multi-mode light and an input light large in wavelength incident on an APD as a single-mode output light through a DFB-LD by a method wherein the DFB-LD and the APD are formed on the same substrate, these are connected with each other through the substrate, and a bias voltage is impressed between two electrodes. CONSTITUTION:An MQW layer 3 is made not only disorderly but also semiinsulated by performing a B diffusion 9 into both sides of a grating 8, so that a refractive index waveguide type DFB-LD is formed under an LD electrode 7, where the DFB-LD is electrically connected with an APD section formed under an APD electrode 6, and a DC voltage high enough to break almost an APD 11 is applied between the APD electrode 6 and the LD electrode 7 from a bias power source 10. A current does not flow through the circuit under this condition, but when an input light 13 is incident on the APD 11, a current 15 is generated to flow through the circuit, injected into the DFB-LD 12, and taken outside as an output light 14. |
