英文摘要PURPOSE:To obtain a parallel guided light without using a wave guide type lens element and to reduce the insertion loss of a whole device by so composing as to guide a parallel beam output from a surface emission type semiconductor laser to an optical waveguide. CONSTITUTION:Only a light having a wavelength determined by the period of a diffraction grating is selectively amplified while a light generated in an active layer 4 in a current injection part 11 of a semiconductor laser 20 is propagated into the part 11 to generate a laser oscillation. The generated laser light is propagated into a current noninjection part 12 but since the second order diffraction grating is used in an optical guide layer 6, part of the propagated light is output perpendicularly to an advancing direction as the first order diffracting light at the part 12. Since the layer 4 has a quantum well structure, the propagated light is invaded into the deep side in the part 12, the first order diffracting light emitting range is increased in width, thereby outputting a light parallel to a laser oscillator direction. Since the upper clad layer 7 of the part 12 is end-coupled to an optical waveguide 13, the light emitted from the grating is guided to the waveguide 13 to obtain a parallel guided light.
