| 英文摘要 | PURPOSE:To dispense with a high-cost isolator and to improve a coupling efficiency by a method wherein an optical amplifier with a built-in diffraction grating to amplify a weak signal light, a waveguide photodetector to detect an amplified light and an optical waveguide to couple optically the optical amplifier and the photodetector together are provided on the same semiconductor substrate. CONSTITUTION:1 is an N-type InP substrate; 2 and 9 are GaInAsP layers to correspond to a wavelength of 55mum; 3, 7 and 10 are GaInAsP layers to correspond to a wavelength of 3mum; 4 is a diffraction grating provided on the layer 3; 5 and 12 are P-type InP layers; 6 and 13 are P-type GaInAsP cap layers; 8 and 11 are N-type InP layers having a low carrier concentration; 14 is an N-type electrode; 15 and 16 are P-type electrodes, and 17 is a non-reflection coat film. If this optical IC is divided by functions, a region I is an optical amplifier, a region III is a photodetector and a region II is an optical waveguide for making the regions I and III couple together. If the IC is constituted in such a way, even a weak signal light can be guided to the photodetector III without a loss and the response of the IC is speeded up. |
