英文摘要PURPOSE:To largely change the refractive index of an optical waveguide layer by a small calorific value and to miniaturize the element by implanting carries from a 2nd electrode to change the refractive index of the optical waveguide layer, thereby changing the resonance wavelength characteristic of emitted light in an active region. CONSTITUTION:An n side electrode 18 is formed on the rear surface of an n type InP substrate 10. A p side 1st electrode 20a is formed on the active region on the p type InP layer 16 and a p side 2nd electrode 20b is formed in a phase adjusting region. Independently different currents Ia, Ib are implanted to the active region and the phase adjusting region. The wavelength of a Fabry- Perot resonance mode changes when the optical length to the active region and cleavage surface is changed by implanting electrode Ib from the p side 2nd electrode 20b to change the refractive index of the multiple quantum well (MQW) optical waveguide layer 12. Since the refractive index can be largely changed with the smaller calorific value, the operating current is decreased and the wavelength variable width is expanded. The optical function element is thus miniaturized.
