| 英文摘要 | PURPOSE:To suppress a decrease in an optical output at the time of modulating and an increase in a spectral beam width by substantially equalizing band gap energies of two active layers containing a composition smaller in the energy than two layers near a p-n junction. CONSTITUTION:A p-n-p layer structure containing a p-type layer 2, an n-type layer 5 and a p-type layer 7 is provided on a substrate 1, and two active layers 4, 6 containing a composition smaller in band gap energy than two layers near a p-n junction in the structure in such a manner that the layers 4, 6 have band gap energies substantially equal. Accordingly, both the active layers can have optical gains in the optical wavelength at the time of operating an element. Thus, when the amplitudes and the ratio of currents to be injected are varied, carrier density in the two active layers or its vicinity is varied, and a refractive index as an entire waveguide is varied. A modulator is integrated by utilizing it to obtain an optical semiconductor. Thus, the light can be modulated while maintaining the optical output substantially constant. |
