| 英文摘要 | A laser diode device comprises an active region 5 and two contact regions 10,11 to which current signals Ia,Ib can be applied to forward bias the active region. A first contact region 10 also receives a RF modulating signal. The laser may include a ridge-waveguide structure and a DFB or DBR reflector structure. Such a device can produce a light output signal which can be modulated at high frequency using a low modulating current swing and can operate in uncooled conditions, whilst giving satisfactory output characteristics compared with single contact devices. |
