CONSTITUTION:A p-type GaAlAs layer 23, a p-type GaAlAs layer 25 are laminated on a buried part including an active layer 4, and a p-type GaAlAs layer 23, an n-type GaAlAs layer 24, a p-type GaAlAs layer 25 are laminated on a buried part having a current narrowing function. A current from an electrode 12, a contact layer 11 flows only in a current passage directly on the layer 4, and is effectively injected in the layer 4 without leakage to the buried part. |
