| 英文摘要 | PURPOSE:To prevent deterioration of laser characteristic due to returning light and to monitor laser light and to form a laser only of a cleavage by so forming at least one cleavage edge face of a semiconductor laser as to be shared on the laser, and providing a photodetector for detecting spontaneously emitting light to be propagated in the thickness direction of the laser or the light reflected in the thickness direction of the layer. CONSTITUTION:A stripelike groove to become a current passage is integrally formed in the longitudinal direction of a laser resonator of an element on a GaAs block layer 7. Then, a clad layer 8, a p-type GaAs contact layer 9, an n-type AlGaAs layer 13 and an n-type GaAs contact layer 14 are sequentially crystalline grown on a p-type AlGaAs, an n-type side electrode 11 is formed on the rear surface of a board 1, and an n-type side electrode 16 for a photodiode of a photodetector is formed on the entire layer 14. Then, an electrode on the layer 14 except the n-type side electrode, the layer 14 except the part to become the photodiode and the n-type AlGaAs layer are removed, and a p-type side electrode 15 for a laser, a photodiode is formed. |
