英文摘要PURPOSE:To reduce the relaxation time of free carriers and to enable fast operation by lowering the refractive indexes of areas on both sides of an optical waveguide below that of the optical waveguide and introducing a lateral refractive index waveguide structure including the center of the recoupling of the free carriers. CONSTITUTION:Impurities which lower the refractive index are injected into the semiconductor optical waveguide layer 105 as a nonlinear refractive index medium except its internal optical waveguide part 104 to high density, so the lateral refractive index waveguide structure is obtained and incident light 108 to the optical waveguide area is confined tightly in the optical waveguide part 104, so that optical bistable characteristics with low incidence power are realized. Further, the free carriers generated by the light incidence 108 are diffused into the outside impurity injected area 103 from the striped optical waveguide part 104 and recoupled fast through the impurities. Thus, the light 108 incident on the element is confined in the optical waveguide part 104, so even if impurities are implanted into the peripheral area to high density, its optical nonlinearity is not affected at all and the operation of the element is speeded up without decreasing the nonlinear refractive index.
