英文摘要PURPOSE:To obtain an optical demultiplexer capable of demultiplexing by amplifying optical signals of two wavelengths or more at the same time by a method wherein a layer having a large energy gap is provided on an active layer, which constitutes the optical demultiplex, current interrupting regions to hold a region, where current flows between the regions, are formed in a stripe form in the layer, and the back surface of a substrate is also made to expose, opposing to the region whereon current flows. CONSTITUTION:An N type InP clad layer 102, an InGaAsP active layer 103, a P type InP clad layer 104 and an N type InGaAsP cap layer 105 are laminatedly grown on an N type InP substrate 10 At this time, the layer 103 is constituted of a composition of about 1-6mum in wavelength, and the layer 105 is constituted of a composition of a shorter wavelength than that of the layer 103, that is, a composition having a larger energy gap. After that, stripe-shaped regions, which intrude in the layer 104 and consist of Zn diffusion regions 108 holding a non-diffusion region 109 between them, are formed in the surface of the layer 105, and the region 109 is made to expose from a surface electrode 106. Moreover, the substrate 101 is also made to expose from the window 111 of a back surface electrode 107, opposing to the region 109.
